If I didn't pass this rule, how do I do? Thanks a lot!

1P5M with MIM

I use M4 + M5 for capacitor.

Place dummy caps in your design.
I believe a dummy cap could be M5 to CTM, without M4
but I'm not sure here.
Have a look in your design rule manual.
