Thanks for the link Boris. I figured Amkor would never update their
MLF literature. Finally, something that talks about solderpaste mask
for the thermal pad.

Thanks for the link Boris. I figured Amkor would never update their
MLF literature. Finally, something that talks about solderpaste mask
for the thermal pad.

My customer just got the boards back and the bozos in the board shop didn't
plug the vias with the specified material but instead they just tented them
despite extra mask layer contain the just the vias to be plugged and big
letter note in the fab drawing. It has been my experience to follow up any
deviation from standard order with a personal phone call. It seems that
term plugged via was also used for specifying tented vias so be careful out
there.
