datasheets, specifications and SPICE models if any, of commercially
available hetero bijunction transistors. Thanks in advance.

Infineon and other folks make SiGe and SiGe:C BJTs, e.g. the BFP650.
Models and so on are on their websites. (I use them a fair amount.)
